Default QQ, river value bet after weird turn?

-villain in this hand is kind of nitty pre, running 20/13.3/2.58 and is a reg
-despite his nitty stats, he definitely has a tendency to bluff raise low flops etc, so he's not that nitty or anything
    -history from this session:
-I 3bet him IP with Tx diamonds (junk hand) on the button and he called. KTx 1 d board... he c/c, turn 9d, I shove 320 into 290 and he tanks and calls KJ and I spike river
-he raises EP , I call KQs and call his three barrels on QJx9x board with KQ and lose to his AQ. I say 'nh' and he says 'yah not like your Tx hand earlier' or something to that effect... so maybe he thinks I'm playing crap?

    hand in question:

    £2/£5 No Limit Holdem
    4 players
    Converted at weaktight.com

    Stacks:
    CO (£614.30)
    Hero (£667.20)
    SB (£265.60)
    BB (£818.80)

    Pre-flop: (£7, 4 players) Hero is BTN
1 fold, Hero raises to £15, 1 fold, BB calls £10

    Flop: (£32, 2 players)
BB checks, Hero bets £22, BB calls £22

    Turn: (£76, 2 players)
BB checks, Hero bets £67, BB raises to £134, Hero calls £67

    River: (£344, 2 players)
    BB checks, Hero ??

I think I checkkkk, it's a matter of the number of times he's c/calling aj to the number he's c/calling two pair and sets. He obviously could just be giving up on a draw but that's irrelevant since he isn't likely to c/raise bluff here. Since a ton of the time he puts you on a missed draw and he could be a thinking player he can just be c/calling several big hands to get value from your bluffs. Anyway it's definitely v very close.

i doubt hes slow playing a set since he just c/c flop when your range so wide. i think there are enough sd's out there that we dont have to be too worried about T9. like zook and alexos said, bet 200ish. i like 200, nice and even.

i prefer checking or bet/call. You have the nuts 11ty billion times more than he does right now, so a c/r from him would make no sense and also may be the reason he is checking the river with better than QQ.
My bankroll is the amount of money I would spend or lose before I got a job. It is calculated by adding my net worth to whatever I can borrow.
