I'd c/r 2.25-.2.5x here, AQ seems very unlikely unless he had like AQc. He might call a small raise with a two pair hand here.

Yeah that's true, AQc probably raises the flop or bets the turn especially when he turns the nuts. So if I raise the river here I don't think we ever see AQ, so raising can't hurt.
